一种Ka波段三维异构集成TR子阵的设计与实现

    Design and Implementation of Ka-band TR Subarray Based on 3D Heterogeneous Integration

    • 摘要: 针对相控阵雷达小型化、高集成化的迫切需求,文中设计了一款基于高精度硅基三维异构集成工艺的TR子阵,同时为了降低阵列化装配难度,将子阵分割为6个2×2通道的子阵单元。采用双极化硅通孔(TSV)过渡结构实现垂直互连,并通过植球堆叠工艺(BGA)与天线阵列单元集成。子阵单元尺寸为21.00 mm×14.00 mm×2.85 mm,工作频率为32 GHz~34 GHz,在高度集成化的同时,实现了单通道发射输出功率≥23.8 dB,接收增益≥20 dB,同时具备6位数控移相和5位数控衰减功能。

       

      Abstract: According to the requirements of small size, high integration of phased array radar, in this paper, a TR subarray of Ka-band 24 channels based on the silicon-based three-dimensional (3D) heterogeneous integration technology is designed. The TR subarray is formed from 6 subarray units for easy array assembly, and the RF signal inside the silicon-based module is transmitted by the through silicon via (TSV), ball grid array (BGA) is used to be interconnected with antenna array unit. The TR array unit size is 21.00 mm×14.00 mm×2.85 mm. The test result shows that in the range of 32 GHz~34 GHz, the receive gain of each channel is no less than 20 dB, and the transmit output power of each channel is no less than 23.8 dB, the TR subarray also has the functions of 6 bit phase shift and 5 bit attenuation.
