220GHz 检波器的设计

    Design of 220GHz Detector

    • 摘要: 本文基于InP 肖特基势垒二极管以及混合集成电路工艺,介绍了一种中心频率为220GHz,带宽为20GHz 的检波器的设计方法。该检波器输入端口为WR4.3 标准矩形波导,输出为SMA 转接头。输入射频信号通过波导到微带的过渡馈入。负向直流输出电压则通过低通滤波器滤出。当输入功率为-24dBm 时,在中心频率处的电压灵敏度大于1200mV/mW。

       

      Abstract: In this paper, a design method of hybrid integrated detector from 210 to 230 GHz is introduced with InP Schottky barrier diode and hybrid integrated circuit process. The input port of the detector is WR4.3 standard rectangular waveguide and the output is an SMA connector. The signal was coupled into the circuit through a waveguide to micro-strip transition. The detector’s negative polarity dc output was picked off the input micro-strip through a low pass filter. The voltage responsivity is above 1200mV/mW at the center frequency with -24dBm input power.
