摘要: 太赫兹波是电磁波谱中最后一个未被全面研究开发的频率窗口,它的开发和利用具有重大的科学价值。介绍了一种太赫兹频段内340GHz 基于肖特基势垒二极管的四次谐波混频器设计。应用高频场仿真软件(HF鄄SS)以及谐波平衡仿真软件(ADS),对反向并联二极管对进行3D 建模及阻抗频率特性分析,并在此基础上对混频器进行优化。最后,对该混频器进行加工和测试,结果表明,在327 ~343GHz 频带范围内,变频损耗小于15dB,最优值为12. 7dB。Abstract: Terahertz wave is the last one which is not a comprehensive study of the development of the frequency window of the electromagnetic spectrum. It is of great scientific value and utilization of the terahertz wave. This paper presents the design of a 340GHz fourth harmonic mixer in terahertz band based on GaAs Schottky barrier diodes. By adopting soft-wares of HFSS and ADS, 3-dimensional modeling and analysis of the impedance-frequency characteristics are given to the anti-parallel diodes pair. Then the mixer was optimized. The mixer was also fabricated and measured. The measured results show that the conversion loss of the mixer is below 15dB in the band from 327GHz to 343GHz and the least is 12. 7dB.
